Objectives:

 • To compare the radiation tolerance of devices using SiC made of isotopic pure 28Si12C with the radiation tolerance of devices using SiC made of Si and C with natural isotopic composition

 • A pre-project to see if it is interesting to investigate the use of isotopic pure SiC for use in space further

 

Conclusions:

-Leakage current degradation and SEB observed for both types of devices-Comparable results but data may indicate a marginally lower threshold for the isotopic type for both types of effects.-Only two device of each type tested at each LET- n-drift layer grown at two different facilities-Prior damage due to leakage current degradation makes it difficult to evaluate the threshold for SEB
